Another approach in enhancing the light extraction efficiency of AlGaInP LED was accomplished using a surface roughening process. In this process, the Au(170 nm)/AuBe(260 nm)/Au(170 nm) ohmic contact layers were first deposited on the GaP window layer. After the alloy annealing process (480°C for 10 min), the Be atoms will diffuse into the GaP top layer and form non-uniform clusters. The LED samples were then immersed into a mixture 3H3PO4:1H2O2:1H2O solution for 6 min, resulting in a rough GaP surface. The luminous intensity of the AlGaInP LED can increase from 42 to 50 mcd, that is, an 18% enhancement can be achieved via the present non-photolithography surface roughening process.Keywords: LED, AlGaInP, Cu substrate, Reflector, Surface roughening

在实验的第二部份是开发磷化镓窗口层之粗化制程，我们是藉由正面金/铍欧姆接触电极之熔合制程，使铍扩散至磷化镓层，同时利用铍渗入磷化镓造成之特殊组成，可形成不均匀之蚀刻阻挡，而在磷化镓表面形成粗化，我们发现480℃、10分钟的熔合制程，加上浸泡磷化镓蚀刻溶液6分钟，可将四元发光二极体之发光亮度由42 mcd 提升到50 mcd，经由此无光罩粗化制程可将亮度提升18%，明显提升磷化铝铟镓发光二极体之外部量子效率。

Recently a third hybrid light-emitting layer has been developed that uses nonconductive polymers doped with light-emitting, conductive molecules. The polymer is used for its production and mechanical advantages without worrying about optical properties. The small molecules then emit the light and have the same longevity that they have in the SM-OLEDs.

We adopted DCJTB and TBPe to make two homochrom OLEDs as the red and blue dyes, the configurations are respectively as follows: ITO/CuPc(15nm)/NPB(50nm)/Alq3(30 nm):rubrene: DCJTB(6.1)/Alq3(30nm)/LiF(1nm)/Al(100nm),(x=2,3.7,4.2,5 nm,the dopped concentration is 1.1%,2.1%,2.3% and 2.8% respective -ly) for red OLEDs and ITO/CuPc(150 nm)/NPB(500 nm)/ADN(300 nm):TBPe(30 nm)/Alq3(350 nm)/RbF(20 nm)/Al(1,000 nm)for blue OLED. We discussed the electroluminescent mechanism and the infection of the dopped concentration of rubrene on the perform -ances of red OLEDs; And after a lot of designments and manufactures we found an integrated and reasonable scheme,and carried out some test -ings and discussions on the characteristics of current -voltage curve, efficiency- voltage curve and luminescence-spectrum curve and so on. Subsequently,we made two kinds of WOLEDs.

然后分别采用以DCJTB和TBPe作为红色、蓝色发光染料制作了两种单色OLED器件，制备了器件结构为ATO/CuPc(15nm)/NPB(50nm)/Alq3(30 nm)：rubrene：DCJTB(6.1 nm)/Alq3(30nm)/LiF(1nm)/ Al(100nm)，(其中x=2、3.7、4.2、5nm，rubrene的掺杂比例为1.1%、2.1%、2.3%、2.8%)的红光OLED器件和结构为ITO/CuPc(150 nm)/NPB(500 nm)/ADN(300 nm)：TBPe(30 nm)/Alq3(350 nm)/RbF(20 nm)/Al(1，000 nm)的蓝光OLED器件；讨论了红光OLED器件的发光机理，以及rubrene的掺杂浓度对发光效率等性能的影响；从蓝光器件的设计和制备入手，摸索出了一套完整而可行的制作方案，分别对器件的电压-亮度特性、电压-发光效率特性及发光光谱等特性进行了测试与讨论。

Wall roughness and paint sheen can affect the lightness of any color. Smooth surfaces and gloss paints reflect maximum light to make a color seem lighter. Rough-textured walls and flat sheen paints hold more shadow and minimize the lightness of a color.
