The study of vertical channel with high field effect mobility by Ni induced lateral crystallization, which can form larger grains on channel regions and reduce grain boundary defects. We detect the method of Ni induced lateral crystallization through high field effective mobility, but that accumulates too much Ni on floating N+ region and causes defects and metal contamination. As Ni is used to form silicde and then proceed to low temperature annealing, we can observe the floating region that has no Ni acumination regions or contaminations. This aids us in obtaining good electronic performance of this device, not only the remote field effective mobility but also the vast improvement of sub-threshold swing and on/off currents.

In order to overcome the fault of 5'-GMPNa2 product quality, such as amorphic state, lower purity and inconstant water content, a systematical study on the crystallization process of 5'-GMPNa2 had been presented in this thesis. A new crystallization process has been developed, with which the high quality crystals of 5'-GMPNa2 can be obtained.

The crystallization temperature and pressure of clinopyroxene phenocrysts from the ankaramite and basalt were estimated on the basis of the clinopyroxene-melt equilibrium principle: 1345～1366℃ and 1.75～2.05Gpa for ankaramite, with average geothermal gradient of 20-24℃/km, suggesting anomalous heat or geothermal gradient in this region may be one of the key reasons to produce the porphyry copper deposits in the region. In contrast, those in the basalts fomed under a relatively low crystallization temperature (1129～1191℃), and the pressure (1.19～1.60Gpa) and depth (39～53km), suggesting that the basalt formed under a condition of lower temperature and pressure.
